Abstract

This paper analyzes the influence of thermal treatment in air on the structure of CdTe layers activated in cadmium chloride solution. The morphology, chemical composition and structure were studied using scanning electron microscopy (SEM), energy dispersive X-ray analysis (EDX) and X-ray diffraction (XRD). All both non-activated and activated CdTe layers are polycrystalline with average grains size three times higher after activation and thermal treatment. All CdTe thin layers regardless of the temperature of heat treatment have a cubic crystal structure. Was found that responsible for the high conductivity of p-type CdTe layers formed as a result of the cadmium chloride activation are ( ) 2 VCd ClTe or/and ( ) 2 Tei ClTe which act as shallow acceptors. Keywords: CdTe thin films, CdCl2, X-ray diffraction, scanning electron microscopy, energy dispersive X-ray analysis
