Abstract
The investigation of the dependence of the electron mobility on the conductivity channel thicknesses in planar zincblende AlN/GaN/AlN heterostructures was fulfilled in the presented paper. It was theoretically shown that the electron mobility manifests an oscillatory dependence on the channel thickness. This non-monotonic behaviour was explained by the interplay of intra- and inter-subband electron transitions
