Abstract

In the framework of the molecular-dynamic Valence Force Field model we report on the theoretical investigation of phonon properties in Si/Ge one-dimensionally ordered quantum dot superlattices. It has been established that the average phonon velocity in superlattices is close to zero in the wide range of phonon energies   1 0meV. The obtained results allow us to predict the extremely low value of the lattice thermal conductivity in supra-crystals in comparison with regular quantum wires.
